چکیده

We propose a new set of equations describing a cylindrical vertical cavity surface emitting laser (VCSEL) cavity under CW operation, based on the rate equations including lateral carrier diffusion. The only numerical step in the calculation consists in finding the roots of a polynomial expression. This model enables a quasi-instantaneous calculation of the laser’s light-current characteristic, including such effects as spatial hole burning, current spreading, inhomogeneous optical intensity distribution, and diffusion losses. An analysis of the VCSELs threshold current and differential quantum efficiency is proposed, which illustrates the interplay between injected current profile and diffusion coefficient. Steady-state ab initio laser theory for complex gain media.

We derive and test a generalization of the steady-state ab initio laser theory (SALT) to treat complex gain media. The generalized theory (C-SALT) is able to treat atomic and molecular gain media with diffusion and multiple lasing transitions, and semiconductor gain media in the free carrier approximation including fully the effect of Pauli blocking. The key assumption of the theory is stationa...

Spatially Independent VCSEL Models for the Simulation of Diffusive Turn-Off Transients - Lightwave Technology, Journal of

Carrier diffusion and spatial hole burning can have a severe impact on vertical cavity surface emitting laser (VCSEL) performance. In particular, these phenomena can produce secondary pulses, bumps, and optical tails in the VCSEL turn-off transient which limit both the system bit rate and the bit error rate (BER). To study these effects, laser rate equation models that include both spatial and ...

Feedback-induced chaos and intensity-noise enhancement in vertical-cavity surface-emitting lasers

We investigate numerically the effects of optical feedback on the intensity noise of vertical-cavity surfaceemitting lasers (VCSEL’s) under single-mode and two-mode operations. Our model includes transverse effects such as carrier diffusion and spatial hole-burning. Results indicate that the relative-intensity noise is relatively unaffected at low feedback levels except for a narrowing and enha...

Effects of carrier transport on the transverse-mode selection of index-guided vertical-cavity surface-emitting lasers

We study the transversemode selection of aweakly index-guided vertical-cavity surface-emitting laser (VCSEL), based on an extension of the model of Valle et al. [Opt. Commun. 115 (1995) 297]. In the model we incorporate carrier capture and escape processes between the separate confinement heterostructure (SCH) layer and the quantum well (QW) active region of a VCSEL. These effects are character...

Rate-equation model for multi-mode semiconductor lasers with spatial hole burning.

We present a set of rate equations for the modal amplitudes and carrier-inversion moments that describe the deterministic multi-mode dynamics of a semiconductor laser due to spatial hole burning. Mutual interactions among the lasing modes, induced by high- frequency modulations of the carrier distribution, are included by carrier-inversion moments for which rate equations are given as well. We ...
